Dear BSIMSOI Users, Thank you for your support for the BSIMSOI models. We are releasing BSIMSOI4.1 today (March 19, 2009). Compared with BSIMSOI4.0, several new features are added in this version. 1) New material model is introduced for non-SiO2 insulator/non-poly Si gate/non-Si channel. 2) Mobility model is improved to characterize high-£e/metal gate. 3) New GIDL/GISL model is added to capture bias dependence better. 4) New capacitance and gate leakage current models are introduced for body contact capacitors. 5) A new formulation for 'VgsteffCV' is introduced in C-V calculations, which is similar to Vgsteff in I-V model. 6) New built-in potential lowering model is added to simplify parameter extraction. 7) New impact ionization model is added to decouple I/I rate of BJT and I_channel contributions. 8) DITS model is improved to capture DIBL variation across channel lengths better. Bug fixes: 1) Variable 'Kvsat' missing initialization. The missing Kvsat initialization is fixed. 2) Kvsat/inv_od_ref check for stress effect: Kvsat/inv_od_ref is set to zero when sa/sb=0. 3) Small 'Tcen' creates non-number issue. 'Tcen' has been clamped when it is too small. 4) Typo in subthreshold slope calculation: 'Vbseff' has been replaced by 'Vbs0mos'. 5) 'Tratio' typo: 'Tratio' has been replaced by 'TempRatio'. 6) Typo in S/D junction voltage calculation: S/D parameters swapping has been done when vds < 0. 7) Typo in Drain diode current model: 'B4SOIistun' has been replaced by 'B4SOIidtun'. 8) 'Tnoimod' check missing a condition: The check of 'Tnoimod !=2' has been added. 9) 'Rbody' noise calculation: 'Rbodyext' and 'rbody' should be in parallel. 10) Variable 'ExpVgst' missing initialization: 'ExpVgst' has been initialized before using it.
