Announcement on BSIM3v3 (beta) Model Release Dear BSIM users, First of all, I would like to thank all of you for your comments and suggestions sent to us after we released the BSIM3v3 (alpha) in May. In particular, we would like to thank Dr. Keith Green (TI), Dr.Chris Lyons(Analog), Dr. Chune-Sin Yeh (NSC), Dr. Kartikeya Mayaram (AT&T), Dr. David Newmark (Motorola), Dr. Seamus Power (Silvaco), Dr. Pratheep Balasingam (Metasoft) et al for their helpful comments, test results and kind encourangement on the bsim3v3 model. We have considered your comments carefully and improved our model further to try to meet your different needs in circuit design. We are releasing BSIM3v3 (beta) today. At the June 1st Sematech Compact Model Workshop, several companies volunteered to test this release and report their findings at the Aug. 15 workshop. Therefore, we plan to make the final release of BSIM3v3 shortly after that date. We would like to get you help in starting the testing of today's beta release as soon as possible. Please let us know any problems and suggestions as you discover them , so that we may solve the problems before Aug. 15th as well. Several improvements have been made in the beta version of BSIM3v3 relative to the alpha version: (1) The Vbs bias dependencies of Vth, Rout, Ueff and parasitic Rds have been improved, (2) A new temperature dependence of Rds is introduced to improve the accuracy (3) Single-expression capacitance model is introduced, (4) Several user's options have been added: (i)The Non-quasi-static (NQS) charge model is included as a user option , (ii) The poly-silicon depletion effect option has been included in both I-V and C-V models, (iii) The substrate current model is implemented, and can be turned off according to the need of the user, (iv) A binning option is provided for those users who want even better accuracy for a wide range of W and L. The source code and manual of the bsim3v3 (beta) have been put on the FTP site. You can get them by FTP according to the instructions enclosed in this letter. Thanks again for your kind support and encouragement of the BSIM modeling research. I hope you can send us your suggestions and comments continuously so that we can make the final release soon. The instructions on how to ftp the files is given below. The BSIM3 anonymous ftp site contains the following files. bsim3.tar.Z - a compressed and tarred file of the BSIM3v3 (beta) source code directory v3manual.tar.Z - a compressed and tared postscript file of the BSIM3v3 manual This is the procedure to obtain these files. 1. ftp rely.eecs.berkeley.edu or ftp 128.32.156.10 2. login in as "anonymous" 3. Enter your email address as the password. 4. Type "binary" 5. Change directory to /pub 6. Use "get" to obtain the files. Once bsim3.tar.Z is in your directory, type the commands uncompress bsim3.tar.Z tar -xvf bsim3.tar and a directory /tarfile will be created containing all of the BSIM3 files.
