Dear BSIM3 users, We are releasing the code of BSIM3v3.1 today. In this release, with the approval of Standard Model Council, we have addressed mainly the code quality improvement rather than model equation change. Since the release of BSIM3v3.0 in Oct. of 1995 , we have received a lot of feedback and inputs from many users at different companies. We would like to particularly thank Minchie Jeng at Cadence, Pratheep Balasingam, Bill Scott and Kim Hailey at Metasoftware, Keith Green, Tom Vrotsos, and Britt Brooks at TI, David Newmark and Bhaskar Gadepally at Motorola, Zhihong Liu at BTA, Chris Lyons at Analog Devices, Mishel Matloubian and Sally Liu at Rockwell, Seamus Power at Silvaco (now at Analog Devices), and Rosana M. Perez at HP for their valuable comments and suggestions. We have considered all the comments carefully and acted on nearly all of them in this release. Many improvements have been made in the BSIM3v3.1 code relative to the BSIM3v3.0 code released in Oct. of 1995: (1) Code improvements to avoid any model discontinuity that may be caused by bad values of certain parameters. (2) Code changes to avoid any algebraic problems such as divide by zero or sqrt root domain. (3) Fixes of the bugs. (4) Addition of a new routine to check certain parameters for proper value ranges. (5) Addition of options for using different noise models. (6) Modification of the S/B and D/B diode model. (7) Add capmod=0 for BSIM-like capacitance model. (8) Code clean-up The source codes, description of the code changes and a updated bug list with the names and institutions of the bug reporters and fix providers have been put on the FTP site. The updated manual will also be put on the FTP site. Thanks again for your support of and interest in the BSIM modeling research.
